Abstract: The BiFeO3 (BFO) thin film was doped with CuO (1 mol %), leading to the (100) orientation when deposited on SrRuO3/LaAlO 3(100) substrate by off-axis radio-frequency magnetic sputtering. The CuO-doped BFO thin film retains a high Curie temperature (∼820°C) and possesses a direct bandgap (2.75 eV). A giant remnant polarization of 2P r ∼ 184.7 μC/cm2 and good fatigue endurance are also shown for the CuO-doped BFO thin film. Its frequency dependence of fatigue endurance was correlated with the impedance analysis, confirming the involvement of oxygen vacancies. © 2010 The Electrochemical Society.
