Abstract: A technology independent non-quasi-static FET model at millimeter wave frequency is presented in this study. High order constitutive nonlinear current sources and charge sources are used to account for dispersive effect. The high order contribution to the model is determined by curve fitting. The approach is verified by using MESFETs. © 2011 Engineers Australia.
