Abstract: Single (001)-oriented Pb(Zr0.52Ti0.48)O3 (PZT)/La0.5Sr0.5CoO3 (LSCO) heterostructures on (001) SrTiO3 substrates are prepared by pulsed laser deposition. Various microscopic techniques are used to check the microstructure and defects of the heterostructures. Favorable ferroelectric property is demonstrated. By choosing LSCO as the underlying channel layer, we evaluate the carrier density of LSCO that can be modulated by the oxygen stoichiometry. A prototype PZT/LSCOferroelectric field effect transistors (Fe-FET) is fabricated.
