Abstract: In this work, InGaN/GaN quantum structures were investigated for the applications as saturable absorbers. For InGaN/GaN quantum well saturable absorbers, we showed that an effective reduction of the recovery time can be achieved by buffer thickness engineering. For the InGaN/GaN quantum dot saturable absorber, it was found that, the ultra-short recovery time could be easily achieved without sacrificing the crystal quality and nonlinear property. Subsequently, a GaN-based semiconductor saturable absorber mirror (SESAM) was fabricated using a SiO2/Si3N4 distributed Bragg reflector. A broad stopband with the maximum reflectance of about 99% was achieved. Finally, in order to suppress the interference effect related with the GaN buffer, laser lift-off of the sapphire substrate, inductively coupled plasma etching of the GaN buffer and plasma enhanced chemical vapor deposition of the anti-reflective coating were conducted. The interference was effectively suppressed in the modified SESAM structure without producing adverse effects on the device quality.
