Abstract: Silicon surface chemistry of Cl-containing organic molecules was investigated in this study, using combined HREELS, XPS, and DFT theoretical calculations. The results demonstrate that molecular templates with unique structures and properties can be formed in controllable pathways upon adsorption of Cl-containing organic molecules on silicon surfaces. Propargyl chloride and chloroacetonitrile adsorb on the Si(111)-7x7 surface via ene-like reactions with C-Cl bond dissociation. 3-chloro-1-propanol, 5-chloro-1-pentyne, 4-chloroaniline, and 4'-chloroacetophenone react with the Si(111)-7x7 surface with C-Cl bond unperturbed. In the case of 3-chloropropionitrile, the different binding configurations on Si(111)-7x7 and Si(100)-2x1 surfaces exhibit the influence from the surface structures. Moreover, on the basis of silicon surface chemistry investigations of Cl-containing organic molecules, photochemistry of chemisorbed 3-chloro-1-propanol was studied and a second covalently bonded organic layer was constructed, demonstrating photochemical methods are important tools in organic modification of semiconductor surfaces.
